Abstract
Positroniannihilaatiospektroskopia (PAS) on käytännöllinen menetelmä havainnoida kiinteän aineen vakanssityyppisiä defektejä eli puuttuvien atomien muodostamia hilavirheitä kiderakenteeseen vaikuttamatta. PAS:lla tutkitaan erityisesti puolijohteita, joissa defektit vaikuttavat aineen sähköisiin ja optisiin ominaisuuksiin. Menetelmä perustuu positronien taipumukseen loukkuuntua vakansseihin, joissa elektronien liikemääräjakauma poikkeaa virheettömästä kiteestä, mikä havaitaan muutoksina annihilaatiosäteilyn Doppler-leventyneessä spektrissä. Tässä työssä PAS-mittauksia sovellettiin eristehilaan syntetisoitujen Ge-nanokiteiden ja niiden defektien tutkimiseen. Näytteet oli valmistettu Freibergin yliopistossa Saksassa sputterointitekniikalla ja eri lämpötiloissa toivuttamalla, erityisenä sovelluskohteenaan flash-muistit. Flash-muisteissa datakatoa aiheuttavia vuotovirtoja voidaan vähentää merkittävästi korvaamalla perinteisen teknologian yhtenäinen kelluva hila eristeeseen upotetuilla diskreeteillä nanokiteillä. Pidemmän datan säilyvyyden lisäksi nanokidemateriaaleja hyödyntämällä voidaan madaltaa käyttöjännitteitä ja saavuttaa entistä pienempi mittakaava eli suurempi bittitiheys. Nanokiteiden ja/tai niitä ympäröivän eristeen rakenteessa todettiin huomattavia eroja riippuen kiteiden kasvatukseen käytetystä lämpötilasta. Zirkoniumdioksidiin (ZrO2) kasvatettujen nanokiteiden tapauksessa saatiin viitteitä siitä, että korkeampi kasvatuslämpötila lisää avoimen tilavuuden defektejä atomihilassa. Tantaalilla seostetun ZrO2:n ympäröimillä kiteillä suuntaus oli päinvastainen. Mitattujen annihilaatiospektrien piirteitä ei kuitenkaan voitu varmuudella yhdistää juuri nanokiteisiin tai niiden defekteihin, vaan tyydyttiin toteamaan tarve jatkotutkimuksiin erikokoisilla ja kokojakaumaltaan paremmin määritellyillä nanokiteillä.

Positron annihilation spectroscopy (PAS) is a practical, non-destructive method for detecting vacancy-type defects in solids. PAS is applied especially for the study of semiconductors, wherein defects can strongly affect the electrical and optical properties of the material. The technique is based on the tendency of positrons to get trapped in vacancies, at which the momentum distribution of electrons differs from that of a bulk crystal. This is observed as changes in the Doppler-broadened spectrum of annihilation radiation. In the present work, PAS measurements were applied to study Ge nanocrystals synthesized in a dielectric matrix, and the defects introduced therein. The samples had been prepared at TU Bergakademie Freiberg using radio-frequency sputtering and rapid thermal annealing at various temperatures. The intended applications for such materials are flash-memory devices. The conventional flash memory design suffers from leakage currents causing data loss, which can be mitigated by replacing the continuous floating gate with discrete nanocrystals embedded in a dielectric. In addition to improved data retention, the use of nanocrystals enables lower operating voltages and further downscaling, i.e., higher bit densities. Significant differences were observed in the structure of the nanocrystals and/or the surrounding matrix depending on the annealing temperature. For nanocrystals grown in zirconium dioxide (ZrO2), the results suggested an increased amount of open-volume defects in the lattice with an increased annealing temperature, while nanocrystals grown in tantalum-doped ZrO2 showed an opposite trend. However, the features in the measured annihilation spectra could not be unambiguously attributed to nanocrystals or their defects. Thus, a need for further studies with samples containing nanocrystals of different, well-determined sizes was acknowledged.
