Abstract

The objective for this master's thesis was to investigate various options for functionalized monomers as part of thermosetting phenol-formaldehyde polymers. The purpose was to chart, how the suitability of a polymer can be affected through monomer functionalization as packaging material for microchips. The work was carried out at Silecs Oy, as part of their advanced packaging project. The purpose of monomer charting was to find alternatives to the synthesis of the existing product for this application and reducing the complexity of the process. In the survey part of the thesis, phenol-formaldehyde polymers their history, production and properties are introduced. Additionally, the application for the product is described photo dielectric -including the requirements for the material and competing approaches. Finally, the possible approaches for polymer functionalization are presented and the choice for monomer synthesis to be executed is revealed. The experimental part of the thesis can be divided into three portions the monomer synthesis, polymer preparation and testing of the polymers. The first part concentrates on 4-hydroxyphenylmaleimide and how it can be synthesized. The second part describes how the above monomer can be used in preparation of three different types of polymers. The third part explains how the polymers were tested and how the new polymers compare to the existing product in the required areas. The results show, that the 4-hydroxyphenylmaleimide clearly enhances the chemical resistance of the polymer, without sacrificing physical properties. The newly manufactured polymers had no increase in intrinsic stress because of the additional cross-linking, nor the polymers have a glass transition temperature below 200 °C. However, the newly manufactured polymers had worse thermal resistance and patternability than the already optimized current product.

Tämän diplomityön tavoitteena oli tutkia eri vaihtoehtoja funktionaalisille monomeereille lämpökovetteisiin fenoli-formaldehydipolymeereihin. Tarkoituksena on kartoittaa, kuinka monomeerien kautta voidaan vaikuttaa polymeerin soveltuvuuteen mikrosirujen paketointiaineena. Työ toteutettiin Silecs Oy:lle osana kehittyneiden paketointimenetelmien projektia. Kartoituksen avulla pyrittiin löytämään vaihtoehtoja olemassa olevalle tuotteelle ja siten valmistus prosessin yksinkertaistamiseen. Työn teoria osuudessa käydään läpi fenoli-formaldehydipolymeerien historia, valmistus, tyypilliset ominaisuudet ja käyttö. Lisäksi esitellään aiheena olevan polymeerin käyttökohde - fotokuvioitava, dielektrinen kerros - tälle vaadittavine ominaisuuksineen ja kilpailevine lähestymistapoineen. Lopuksi kuvataan, kuinka polymeerejä voidaan funktionalisoida ja esitetään, minkälainen monomeeri valitaan käytettäväksi. Työn kokeellinen osio jakautuu kolmeen osaan - monomeerien valmistukseen, polymeerien valmistukseen ja polymeerien testaukseen. Näissä osissa kuvataan, kuinka 4-hydroksifenyylimaleimidiä voidaan synteettisesti valmistaa, kuinka tätä monomeeriä voidaan käyttää kolmen eri tavalla valmistetun polymeerin ja kuinka valmistetut polymeerit vertautuvat olemassa olevaan tuotteeseen vaadituilla osa-alueilla. Tulokset osoittavat, että 4-hydroksifenyylimaleimidi lisää selvästi polymeerin kemikaalista kestävyyttä, ilman että fysikaaliset ominaisuudet karsivat. Valmistettujen polymeerien aiheuttama sisäinen stressi el kasvanut polymeerin ristisilloittumisen aikana, eikä polymeerillä ollut lasiutumislämpötilaa ainakaan ennen 200 °C lämpötilaa. Kuitenkin, valmistetut polymeerit kestivät lämpöä huonommin kuin olemassa oleva tuote. Lisäksi, olemassa olevan tuotteen prosessoitavuus ja kuvioitavuus oli vielä parempaa kuin optimoimattomien uusien polymeerien.
