Abstract

Pressure distribution in polishing process is used to control the outcome surface form of silicon wafers. In this thesis the pressure distribution control is studied regarding single sided polishing in Speedfam's 59SPAW-II polishing machines. In these polishing machines the silicon wafer does not rotate around its own axis thus causing taper kind of surface form to occur in polished silicon wafers if the polishing pressure distribution is not optimal. Typically the taper forms perpendicularly from the wafers flat and in this thesis the term taper is used to describe this specific taper perpendicular to the flat. In this thesis a mechanical system was developed for control of the pressure distribution in silicon wafer polishing process and its functionality was tested in the silicon wafer production. In addition, the taper was studied as a function of the pressure distribution, polishing pressure and temperature differences using finite element method. The effect of the pressure distribution was also studied experimentally. A brief study about the effects of the rotational speeds of the polishing heads and the polishing pad was committed. The composition of the function for the material removal rate in polishing process was reviewed. Studies were committed regarding wafer diameters of 150 and 200 mm. In the developed mechanical system the pressure distribution is controlled with easily replaceable pressure rings. The pressure rings conduct the polishing pressure from the polishing head to the carrier in which the silicon wafers are attached using wax. Using pressure rings of different diameter the distribution of the polishing pressure can be controlled. Previously pressure rings were also used but changing them was much more difficult. On the grounds of the studies committed in this thesis the developed mechanical system can be used for easier control of the pressure distribution in the silicon wafer polishing process. The results gained in studies using FEM can be used as a guide in polishing process control. Similar results as anticipated in these studies were found in literature and similar behaviour was observed in the silicon wafer production thus the results are plausible.

Kiillotusprosessin painejakaumalla säädetään kiillotetun piikiekon pinnanmuoto. Tässä työssä tutkitaan painejakauman säätöä Speedfam 59SPAW-II kiillotuskoneessa. joka tekee yksipuolista piikiekkojen kiillotusta. Tutkittavassa kiillotusprosessissa on ominaista se. että piikiekot eivät pyöri oman akselinsa ympäri ja vääränlainen painejakauma aiheuttaa niihin kiilamaisuutta. Tyypillinen painejakauman aiheuttama kiilamaisuus syntyy piikiekkoihin kohtisuorassa niiden kohdistustasoon. Tässä työssä kehitettiin mekaaninen järjestelmä kiillotusprosessin painejakauman säätöä varten ja tutkittiin sen toimivuutta tuotannossa. Lisäksi työssä tutkittiin laskennallisesti FEM-menetelmää apuna käyttäen painejakauman, kiillotuspaineen ja lämpötilaerojen vaikutuksia kiillotetun piikiekon kiilamaisuuteen. Painejakauman vaikutusta tutkittiin myös kokeellisesti. Työssä tarkasteltiin lyhyesti myös kiillotustason ja kiillotuspään pyörimisnopeuksien säädön vaikutusta piikiekon pinnanmuotoon sekä eri tekijöiden vaikutuksia kiillotusprosessin materiaalin poistonopeuteen. Kokeellisessa osuudessa käytettiin 150 mm piikiekkoja. FEM-menetelmällä tarkasteltiin myös 200 mm piikiekkoja. Kehitetyssä mekaanisessa järjestelmässä painejakaumaa säädetään helposti vaihdettavien paininrenkaiden avulla. Paininrenkaat johtavat kiillotuspaineen kiillotuspäästä carrieriin, johon piikiekot kiinnitetään vahalla. Käyttämällä erikokoisia paininrenkaita saadaan säädettyä kiillotuspaineen jakauma. Aikaisemmin paininrenkaat oli liimattu suoraan kiillotuspäihin ja niiden vaihtaminen oli hankalaa. Kehitetty mekaaninen tapa säätää kiillotusprosessin painejakaumaa voitiin koeajojen perusteella todeta toimivaksi ja aikaisempaa tapaa paremmaksi. FEM-menetelmällä saatuja tuloksia voidaan käyttää apuna kiillotettujen piikiekkojen pinnanmuotojen säädössä. Tulokset vastaavat myös kirjallisuudesta löytyneitä tuloksia. Vastaavaa kiillotusprosessin käyttäytymistä havaittiin myös tuotannon kiillotusprosessissa.
