Abstract

This work concentrates on the growth and characterisation of epitaxial grapheme on 4H-SiC(0001) substrate. The aim is to find optimal process parameters: temperature, pressure, annealing time and gas environment (gas composition) in order to maximise the carrier mobility and the surface quality of the graphene samples that would allow using graphene in electronic devices. For this purpose, nine graphene samples have been grown on silicon carbide (SiC) using thermal annealing at different temperatures keeping the other process parameters constant. The role of temperature has been estimated beforehand to be the most significant for the successful growth. The properties characterised are the sample surface morphology, the electrical properties, like carrier mobility and concentration, and the number of graphene layers. The surface morphology has been studied using atomic force microscopy (AFM) which has given information, e.g., about terrace widths. The electrical experiments are carried out using Hall effect measurement. The most important electrical property is the carrier mobility, which, in an ideal graphene lattice, reaches a uniquely high level we are aiming at. The number of graphene layers is determined using Auger electron spectroscopy (AES) and the developed computational model that has given knowledge of the right growth temperature. In addition, the effect of process parameters on growth result has been studied in the light of previous scientific articles. As a result, the surface morphologies, the electrical properties and the number of grapheme layers have been measured as a function of growth temperature. The results are first treated independently after which their interdependences are studied. As a conclusion a single growth temperature has been identified to be the best choice for further optimisation based on the observed highest mobility and the number of layers which has been the nearest to the monolayer graphene. During the work new research subjects have been identified for further optimisation of the growth conditions. In Finland, this work is the first one where the epitaxial growth of graphene on SiC has been studied.

Työssä on tutkittu kokeellisesti grafeenin epitaktista kasvua 4H-SiC(0001) substraatille. Tarkoitus on ollut löytää optimaaliset kasvatusparametrit lämpötila, paine, kasvatusaika ja kaasuympäristö (kaasun koostumus), mikä mahdollistaisi grafeenin hyödyntämisen elektroniikan komponenteissa. Tätä tarkoitusta varten on valmistettu yhdeksän grafeeninäytettä piikarbidisubstraatista lämmittämällä. Näytteiden välillä nimenomaan lämpötilaa on vaihdeltu muiden parametrien ollessa vakioita, mikä perustuu lämpötilan ennakolta arvioituna suurimpaan merkitykseen kasvatuksen onnistumisessa. Valmistetut näytteet on mitattu atomivoimamikroskoopilla (AFM) sekä Hall- ja AES- (Auger-elektronispektroskopia) mittalaitteistoilla. Atomivoimamikroskoopilla on tutkittu näytteiden pinnanlaatua ja muun muassa terassien leveyttä. Hall-mittauksella on selvitetty näytteiden sähköiset ominaisuudet, kuten varauksenkuljettajien liikkuvuus, joka on kasvatuksen tuloksena pyritty saamaan grafeenille ominaiselle, ainutlaatuisen korkealle tasolle. AES-spektreistä on määritetty näytteiden keskimääräinen grafeenikerrosten lukumäärä, mikä on antanut oleellista tietoa oikean kasvatuslämpötilan valitsemiseksi. Kerroslukumäärän riippuvuudesta spektreihin on tehty laskennallinen malli alkaen epitaktisen grafeenin rakenteesta piikarbidin päällä. Lämpötilan lisäksi muiden prosessiparametrien vaikutusta kasvatukseen on tutkittu aiempia tutkimuksia hyödyntäen. Työn tuloksena on ensin saatu näytteiden pinnanlaadut, sähköiset ominaisuudet ja kerroslukumäärät lämpötilan funktiona. Lopulta on tunnistettu yksittäinen lämpötila, joka on tuottanut lähimmän yksikerrosgrafeenin ja myös suurimman liikkuvuuden. Työn aikana on tunnistettu uusia tutkimuskohteita prosessiparametrien myöhempää optimointia varten. Työ on Suomessa ensimmäinen, jossa on tutkittu grafeenin kasvatusta piikarbidille.
