Abstract

The oxyggen-chain models, which were assigned to late thermal double donors (TDD) in silicon, were discussed. The electronic and atomic structures of oxygen chains were investigated by accurate total-energy calculations. The ring-type O-chain model was considered as most suitable for TDDs. The comparison of ring-type O-chain model with the di-Y-lid-type O-chain model was also discussed.
